- Built and simulated Double Gate MOSFET structures in Synopsys Sentaurus TCAD, defining device geometry, doping, contacts, and mesh.
- Swept gate oxide thickness from 1 to 4 nm and gate length from 150 to 500 nm to analyze threshold voltage, DIBL, subthreshold swing, and on- and off-state current.
- Compared Double Gate and planar MOSFET results, reducing DIBL by 35% (from 100 to 65 mV/V) in the simulated design.
